Abstract

In a method for producing an interposer, a moulded part is produced by means of an injection moulding or injection-compression moulding process and has a surface topography with cavities on at least one side transferred by means of the injection moulding or injection-compression moulding process, wherein, for example, PEEK (polyether ether ketone) is used as the base material for the injection moulding or injection-compression moulding process. The entire surface of the moulded part produced in this way is coated with a conductive material on the side that has the surface topography. The conductive material is removed, for example by polishing, on the side having the surface topography, such that conductive material is present only in the cavities, wherein the conductive material remaining in the cavities forms contact pads for one or more semiconductor chips on that side of the moulded part that has the surface topography. Vias extending through the moulded part to a second moulded part side that is opposite the at least one side can be created using an LDS process.

A method for manufacturing an insulating bar made from a thermoplastic plastics material whereof the base body has a corrugated structure comprises shaping the insulating bar as a blank having a substantially planar structure of the base body without raised portions and recesses but with the connection strips, cooling the blank to a temperature corresponding to the maximum long-term service temperature of the plastics material or lower, heating the base body to a forming temperature which, for crystalline plastics materials, is approximately 30° C. below the crystallite melting point of the plastics material or higher, and for amorphous plastics materials, is approximately 30° C. above the softening point or higher, forming the base body by a tool to produce the alternating raised portions and recesses, while retaining the geometry of the connection strips, and cooling the insulating bar to a temperature corresponding to the maximum long-term service temperature or lower.
