METHOD FOR PREVENTING CONTAMINATION OF REFLECTION MIRROR FOR EXTREME ULTRAVIOLET LIGHT SOURCE, AND EXPOSURE APPARATUS
The inside of a vacuum chamber (11), on which a multilayer film reflection mirror (12) is disposed, is evacuated, and an organic material gas such as ethanol gas is introduced into the vacuum chamber (11) during application of EUV light onto the multilayer film reflection mirror (12). The partial pressure of the organic material gas is brought to 1 to 200% of the pressure in the vacuum chamber (11) before the introduction of the organic material gas. Alternatively, a method may be adopted in which the amount of the organic material and water (water vapor) within the vacuum chamber (11) is measured with a measured with a mass analyzer (16) to regulate the amount of the organic material gas so that the amount of the organic material is brought to 0.1% to 3% of the amount of water vapor. By virtue of the above constitution, it is possible to prevent the oxidation of the surface of the multilayer film reflection mirror (12) caused by the residual water vapor in the vacuum chamber (11) and to prevent the deposition of carbon onto the surface of the multilayer film reflection mirror (12), whereby a lowering in reflectance of the multilayer film reflection mirror (12) can be prevented. Likewise, contaminants of organic materials and oxides already deposited on the multilayer film reflection mirror (12) can also be removed.
